一つの半導体デバイスの欠陥が重大な故障や事故を引き起こす可能性もあり、自動車に用いられる半導体デバイスには高い信頼性が求められます。自動車メーカーでは、「お客様にとって自動車は唯一のかけがえの無いもの」という考えのもと、半導体デバイスの「ゼロディフェクト(不良ゼロ)」を、半導体製造に要求しており、最も重要なことと位置付けています。
このように、高い信頼性が求められる半導体ですが、不良を全く起こさない製造工程は存在しません。そのため、半導体の故障や欠陥を検査、スクリーニングし、不良を流出させないことで、高い信頼性を担保しているのです。
自動車は、一つの部品不良が重大な故障につながることがあります。そんな自動車の製造に使われる部品に求められるものは、高い信頼性であり、「ゼロディフェクト」です。そもそも半導体は、大量生産のため、低い割合ですが不良品の発生を前提に製造されています。そのために検査・スクリーニングをすることで、半導体の信頼性を保っています。自動車部品にはゼロディフェクトが要求されているので、スクリーニングの負荷を強くすることで故障の可能性を減らしているのです。ただし、検査・スクリーニングには、多くのコストがかけられています。
弊社は、多彩な故障解析手法を行うことが可能なエミッション顕微鏡 PHEMOSⓇ-Xや倒立型エミッション解析装置 iPHEMOSⓇ-MPXをラインアップしています。目的に応じた検出器を選択することで、発光解析や発熱解析、IR-OBIRCH解析などの様々な解析手法に対応することができます。レーザスキャンシステムで高解像度なパターン像を取得し、パターン像に検出した信号像を重ね合わせて表示することで、ミクロレベルで検出箇所を特定することができます。半導体メーカーでは、この信号検出位置をもとに不良因子を特定し、物理解析などを行うことで故障原因を解明して、設計にフィードバックすることになります。
